The DHD1300AMT1B is a high-power density dual-gate GaN HEMT transistor designed for use in UHF radar and communication systems. It operates at a frequency range of 1-2 GHz and can deliver an output power of up to 1300W with a gain of 12dB. The transistor features a gate width of 0.7mm and a gate periphery of 2030µm, allowing for high-efficiency operation at high power levels. It has a drain-source voltage of 65V, making it suitable for applications where high voltage operation is required. The device has been optimized for high-gain and high-power operation, making it ideal for radar and communication systems that require high output power and efficiency.The DHD1300AMT1B features an AlGaN/GaN heterojunction structure that provides excellent thermal stability and reliability. It is housed in a compact ceramic package with a flange mount for easy integration into RF systems. The transistor also features built-in gate protection to prevent damage from overvoltage conditions.
